Several significant improvements in vapor phase reflow makes this process especially suited for good solder joints when lower temperatures, superior wetting, and part temperature uniformity is required. </p> <p>Vapor phase reflow and conveyorized convective reflow ovens are the two dominant methods used for reflowing surface mount components to achieve a good solder joint. While conveyorized reflow ovens are the most common, recent advances in vapor phase chemistry have improved the efficiency of vapor phase reflow. The special reflow demands of package on package (PoP) and ball grid array (BGA) solder joints have forced increased awareness of the benefits of vapor phase soldering.</p> <p>The vapor phase and convective oven reflow processes can be evaluated by contrasting their ability to heat all the solder joints on the board or assembly in a controlled, efficient, and uniform manner. Both processes are required to heat the solder paste under the component, allow the flux in the solder paste to remove the oxides on the circuit board pads, then increase the temperature to the solder melting point and create a good solder joint. </p> <p>A modern convective reflow oven is conveyor driven and has five or more independently controlled temperature zones that can match the temperature profile required by the solder paste manufacturer. Thermocouples attached to the circuit boards monitor the temperature of the components as they move through the oven.</p> <p>The IBL Technologies Vapor Phase Reflow system (Figure 5-1) uses a chemically inert fluorinated fluid for heat transfer. This fluid is electrically non-conductive, non-corrosive, and stable over time. Precision controlled heaters boil the fluid creating a vapor layer above the liquid at the same temperature as the fluid s boiling point. This vapor layer is hot enough to melt the solder paste on the circuit board and form a solder bond. A ring of cooling coils at the top of the tank condenses the vapor and returns it to the tank for reheating.</p> <p align="center"><img src="images/fig5-1.gif"></p> <p>Precision motors slowly lower the circuit board into the vapor blanket to evenly heat the assembly to the temperature profile required by the solder paste. This process is repeatable and can never see a temperature higher than the boiling point of the selected fluid.</p> <p>Several advantages can be attributed to vapor phase reflow technology.</p> <ul style="list-style-type: decimal" > <li>Components can not be damaged from overheating.</li> <li>Faster heat transfer to the solder joint.</li> <li>Oxygen free.</li> <li>Uniform heating across the board.</li> <li>Capillary action accelerates the flow of vapor under BGA components resulting in increased uniformity and speed of heat transfer.</li> <li>Faster, more uniform heating for large mass and unusual assemblies like PoP (Figure 5-2).</li> <li>Solder paste profile achieved by raising or lowering the board within the vapor blanket.</li> </ul> <p align="center"><img src="images/fig5-2.gif"></p> <p>With all the performance advantages listed here, vapor phase should be the dominant reflow technology.
